Your out of memory problem looks more like a limit on the user
(eg, csh, "limit", sh,"ulimit -a")  Can you be more specific about
what is wrong?

Something like
 
  mtree -e -p / -f /etc/mtree/NetBSD.dist
  mtree -e -p / -f /etc/mtree/special
 
?
