Found cause of the problems myself

>Moved /usr from /dev/rz0d to /dev/rz3c in single user mode
>with dump|restore, changing fstab accordingly and reboot.

Forget about the symptoms. Hundreds of files were damaged
on the new /usr. Have to figure out whodunnit: dump, restore
or the SCSI-driver.
